Nanotråder på grafén muliggjør radikalt forbedret intern kvanteeffektivitet, driftslevetid og pålitelighet, spesielt for dyp UV (UVC). Det langsiktige målet for CrayoNano er demonstrasjonen av AlGaN nanotråd UVC LED på grafén med redusert pris/ytelsesforhold > 10x sammenlignet med kommersielle tynnfilm UVC LED-enheter laget på konvensjonelle halvledersubstrat (safir, AlN). Denne betydelige forbedringen i effektivitet vil gi store reduksjoner i energiforbruk og kostnader, og muliggjøreradikalt nye applikasjoner og forbedre kritiske prosesser som vann- og luftrensing, næringsmiddelteknologi og miljøovervåking. CrayoNano arbeider med å erstatte kvikksølv-gatelampene som brukes innen UV i dag og være teknologileder i et stor og raskt voksende marked. CrayoNano installerte en MOCVD-maskin (Veeco Propel) på et nytt laboratorium i Trondheim høsten 2017, som nå er fullt operativt siden februar 2018. I tillegg benyttes også et skanning-elektronmikroskop utstyrt med katode-luminescens rutinemessig ved samme anlegg. En elektro-optisk UV LED karakterisering- lab ble bygget opp og tatt i bruk i 2019. All pre- og etter-behandling av UV-LED-prototypene gjøres ved NTNU NanoLab. I 2019 utviklet CrayoNano forskjellige UV LED flip-chip-prototyper basert på både tilfeldig og posisjonerte vekst av AlGaN-nanotråder på grafén-substrater levert av Graphenea. En første «proof-of-concept»UVC LED flip-chip-prototype ble demonstrert i august 2019 med en elektroluminescens-topp nær 280 nm. Lysdioden var basert på vekst av tette AlGaN-nanotråder på 1 cm x 1 cm enkeltlags-grafén på safir. Imidlertid hadde denne UVC LED fortsatt lav ytelse og flere utfordringer ble møtt relatert til både grafén-kvaliteten, så vel som til MOCVD-vekst og prosessering av AlGaN nanotråd UV-LED som må tas tak i fremtidig arbeid før UVC-LEDene kan kommersialiseres.

A first UVC LED flip-chip prototype was demonstrated in Aug. 2019 with an electroluminescence peak near 280 nm. The LED was based on growth of dense AlGaN nanowires on single layer graphene at CrayoNano's MOCVD growth facility in Trondheim. This prototype will be further optimized and tested in the coming years before the UVC LEDs will be commercialized. CrayoNano's long term goal is to bring high performance AlGaN nanowire UVC LEDs on graphene wafers as a cost-effective solution for water, air and surface sterilization/disinfection. CrayoNano will do this by outperforming the cost-performance ($/W) ratio of existing thin-film based UVC LEDs by >10x. Further on CrayoNano targets breaking the cost barrier of $10/W which would open-up new commercial high-volume applications & UVC lamp replacement markets.

CMOS-GRAPH aims to develop the potential of graphene for electronic systems by means of combining large scale graphene synthesis and conventional CMOS (Complementary Metal Oxide Semiconductor) technology into an industrial compatible process. ACCURION will develop the quality control equipment and CRAYONANO will demonstrate the technology in a real device, UV LEDs. If wafer scale integration is available, many applications will be realized on commercial scale (logic, HF, optoelectronics, telecommunications, sensors and flexible electronics). Industry demands a demonstrator made with actually compatible CMOS processes, then spill-over to other applications is possible and broad adoption will begin Currently, there is no actually realized opportunity on the horizon that justifies this whole development, incentives (cost/performance) are currently not high enough for the semiconductor industry. Main Objectives: - Diffusion of technology to foundries (semiconductor factories) - Meet industry demand of a demonstrator made with actually compatible CMOS processes - Deliver very clear cost/performance advantage for the semiconductor industry to justify investments in new machinery or materials Main results of the project: 1) Large scale manufacture of 200 mm CMOS compatible graphene wafers (SEMI Standards). (GRAPHENEA) 2) In line accurate characterization and universal metrology of 200 mm graphene wafers. (ACCURION) 3) CMOS compatible manufacturability of UV LED devices. (CRAYONANO) The CMOS-GRAPH consortium covers the entire value chain required to achieve the results described above. It therefore expects to successfully achieve the targets and realize the demonstrators described above, which will pave the way for the exploitation of results in product development.
